Modeling a MOSFET in 3D

Hi all,
I'm trying to use the MOSFET from the COMSOL MOS transistor tutorial as a component in my model, but I'm running into a recurring issue when trying to convert the tutorial model which is in 2D into 3D. The error I am getting is:
Detail: Undefined value found in the equation residual vector. There are 12 degrees of freedom giving NaN/Inf in the vector for the variable comp1.Ne. at coordinates: coordinates There are 10 degrees of freedom giving NaN/Inf in the vector for the variable comp1.Ph. at coordinates: coordinates
From reading about this error, it is my understanding that not having enough boundary conditions can cause this issue, however I can't find any information on what boundary conditions are actually missing to convert this 2d mosfet into 3d. If anyone has any insight into this problem, or an alternative model I should try using instead, I would be very appreciative.
